Nonparabolicity effects in resonant-tunneling structures

Abstract

We have developed a formalism to include nonparabolicity effects in the calculation of the transmission coefficient for resonant-tunneling structures. This formalism also enables us to reproduce previous results of Ekenberg [Phys. Rev. B 40, 7714 (1989)] for a square-quantum-well system. In addition, it was observed that the inclusion of a homogeneous mass for the tunneling electron through the double-barrier structure gives us results that are in very good agreement with the more-complex nonparabolic case.
