Abstract
We have studied tunneling of holes in an asymmetric GaAs/As coupled-quantum-well structure using time-resolved photoluminescence spectroscopy. We have observed a resonance in the tunneling escape of heavy holes from one quantum well when the n=1 light-hole level of the second well is brought into resonance by the application of an electric field. The data are consistent with a picture of scattering-assisted tunneling between the nonparabolic valence bands.
